Z扫描法研究nc-Si/SiNx多量子阱材料非线性光学特性被引量:1

采用射频磁控反应溅射技术与热退火处理制备了nc-Si/SiNx多量子阱材料。对样品进行了小角度XRD、Raman光谱、吸收光谱测试,研究了其结构和光学性质。采用皮秒脉冲激光单光束Z-扫描技术研究了样品在非共振吸收区的三阶非线性光学特性。实验结果表明,其非线性折射率为负值,非线性吸收属于双光子吸收。由实验数据计算得材料三阶非线性极化率为7.50×10-8esu,该值比体硅材料的三阶非线性极化率大4个数量级。对材料光学非线性产生的机理进行了探讨,认为材料的非线性极化率的增加来源于材料量子限制效应增强。

Whispering-gallery microcavity semiconductor lasers suitable for photonic integrated circuits and optical interconnects被引量:1

The characteristics of whispering-gallery-like modes in the equilateral triangle and square microresonators are introduced,including directional emission triangle and square microlasers connected to an output waveguide.We propose a photonic interconnect scheme by connecting two directional emission microlasers with an optical waveguide on silicon integrated circuit chip.The measurement indicates that the triangle microlasers can work as a resonance enhanced photodetector for optical interconnect.

Analysis of mode characteristics for hexagonal resonator lasers

Mode characteristics of hexagonal resonators are numerically simulated by the two-dimensional(2-D) finite-difference time-domain(FDTD) technique.For the hexagonal resonator with the side length of 3 μm and the refractive index of 3.2,the mode quality(Q) factors decrease from 104 to 102 as the resonant wavelength increases from 1.1 to 3.2 μm.The modes have a relatively high Q factor as their even and odd states have different mode wavelengths and different Q factors,i.e.,they are accidentally degenerate modes.The azimuthal mode numbers obtained from mode field distribution for the accidentally degenerate modes satisfy the mode number relation derived from the symmetry characteristics for the split of double-degenerate modes.Furthermore,the numerical results indicate that an output waveguide parallel to one of the sides is the better scheme for directional emission.For the hexagonal resonator with 3 μm side length and 0.3 μm wide output waveguide,the Q factor of 5.05×103 and output efficiency of 33% are obtained at the mode wavelength of 1.29 μm.

Broadband and polarization-insensitive subwavelength grating reflector for the near-infrared region被引量:4

We propose a polarization-insensitive and broadband subwavelength grating reflector based on a multilayer structure.The reflector has an overlapped high reflectivity(>99.5%) bandwidth of 248 nm between the TE and the TM polarizations,which is much higher than the previously reported results.We believe this subwavelength grating reflector can be applied to unpolarized devices.

InGaAsP/InP正方形微腔激光器被引量:1

采用平面工艺制作的定向输出微腔半导体激光器是集成光学回路的理想光源。近十几年来,以微盘为代表的回音壁模式(whispering-gallery mode)微腔激光器引起人们很大的重视。但圆对称的微盘激光器缺乏定向的激光输出,人们往往利用输出波导与微盘实现消逝波耦合或通过改变微盘的对称性来实现定向输出。最近几年,多边形微腔如正三角形、正方形、长方形、六边形等多边形光学微腔也引起人们的重视。多边形光学微腔中也能有高Q值的类回音壁模式,而且由于不具有圆对称性,其模式特性有利于简单地实现定向光输出。

Investigation of mode radiation loss for microdisk resonators with pedestals by FDTD technique被引量:2

Mode radiation loss for microdisk resonators with pedestals is investigated by three-dimensional(3D) finite-difference time-domain(FDTD) technique.For the microdisk with a radius of 1μm,a thickness of 0.2μm,and a refractive index of 3.4,on a pedestal with a refractive index of 3.17,the mode quality(Q) factor of the whispering-gallery mode(WGM) quasi-TE_(7.1) first increases with the increase of the radius of the pedestal,and then quickly decreases as the radius is larger than 0.75μm.The mode radiation loss is mainly the vertical radiation loss induced by the mode coupling between the WGM and vertical radiation mode in the pedestal,instead of the scattering loss around the perimeter of the round pedestal.The WG M can keep the high Q factor when the mode coupling is forbidden.

Magnetic plasmon mode resonance and power transmission in a nanosandwich waveguide

The magnetic plasmon (MP) modes in the metal-dielectric-metal nanosandwich structure are investigated nu-merically,and the principle of energy resonance in such a resonator is proposed.An equivalent inductance capacitance circuit analysis method is proposed and the results are in agreement with the numerical simulations.Based on the MP resonance in such a structure,a nanosandwich chain waveguide is designed.Gold and silver are chosen as the metal materials.The power transmission efficiency of the nanosandwich waveguide can be as high as 0.546 in a specific nanosandwich unit cell,even when the metal absorption loss is large,which is the perspective of the new waveguides and lasers based on MP modes.

nc-Ge/SiO_2薄膜的光发射和光吸收研究

采用射频磁控反应溅射技术和后退火法制备了nc-Ge/SiO2薄膜材料。采用X射线衍射仪(XRD)对薄膜的微结构进行测试,随着退火温度的升高,衍射峰的半高宽减小,表明Ge纳米晶粒的平均尺寸逐渐增大,发现经过1 000℃退火后的薄膜具有三个明显的纳米锗衍射峰。薄膜的傅里叶红外吸收谱表明,随着退火温度的升高,薄膜的红外吸收增强。室温下,测量了不同温度退火下薄膜的光致发光谱,观察到了紫外光、紫光和橙色光。而且不同退火温度的薄膜,其光致发光谱有所不同,理论上着重讨论了紫光和橙光的发光机制。

基于SOI结构的1×8阵列上下载微环滤波器被引量:4

利用193 nm深紫外曝光的方法应用CMOS技术,在SOI片上加工制作了1×8阵列上下载微环滤波器,微环半径分别为21.0、20.5、20.0和19.5μm。通过测量直通端的透射光谱,在1 540~1 560 nm的波段上观测到微环阵列谐振波长的透射谱凹陷,对应的消光比均大于15dB,在谐振波长1559.5 nm处的消光比高达35 dB。在半径为20.5μm的微环下载端,测得的波长为1 542.6、1 546.7、1 551.0、1 555.2和1 559.3 nm的下载峰,对应的自由谱宽为4.2 nm。
