钙钛矿锰氧化物低维纳米结构研究进展

钙钛矿结构锰氧化物由于同时存在电荷、自旋、轨道、晶格等多种自由度,它们之间很强的相互作用和相互竞争导致了一系列新颖的物理现象,如庞磁电阻效应、巨磁熵效应、绝缘体-金属转变、电子相分离、电荷/轨道有序等现象,使其成为凝聚态物理学研究的热点。随着微电子器件日趋集成化和微型化,其特征尺寸越来越小,目前基于钙钛矿结构锰氧化物微电子器件的特征尺寸已经进入纳米尺度。在纳米尺度钙钛矿结构锰氧化物具有显著的尺寸效应,表现出与薄膜及块材不同的电、磁输运特性,在新一代微电子器件领域具有重要的应用价值。近年来人们在钙钛矿锰氧化物低维纳米结构制备、电磁输运特性测量、微结构表征及理论模拟方面,都取得了较大的研究进展,本文对此进行了评述。首先,概述了钙钛矿锰氧化物低维纳米结构的微结构研究进展;介绍了钙钛矿锰氧化物低维纳米结构的电子相分离及电荷有序现象;评述了其电磁输运特性的纳米尺度表征;讨论了钙钛矿锰氧化物低维纳米结构在自旋电子学、磁随机存储器和传感器方面的应用进展。最后指出了未来钙钛矿锰氧化物低维纳米结构研究需要重点解决的一些问题。

Pyroelectric property of SrTiO_(3)/Si ferroelectric-semiconductor heterojunctions near room temperature

A nonlinear thermodynamic formalism is developed to calculate the pyroeletric property of epitaxial single domain SrTiO_(3)/Si heterojunctions by taking into account the thermal expansion misfit strain at diferent temperatures.It has been demonstrated that the crucial role was played by the contribution associated with the structure order parameter arising from the rotations of oxygen octahedral on pyroelectricity.A dramatic decrease in the pyroelectric cofficient due to the strong coupling between the polarization and the structure order parameter is found at ferroelectric T_(p1)-T_(p2) phase transition.At the same time,the thermal expansion mismatch between film and substrate is also found to provide an additional weak decrease of pyroelectricity.The analytic relationship of the out-of-plane pyroeletric coefficient and dielectric constant of ferroeletric phases by considering the thermal expansion of thin films and substrates has been determined for the first time.Our research provides another avenue for the investigation of the pyroelectric effects of ferroic thin films,especially,such as antiferroelectric and muliferroic materials having two or more order parameters.

扫描透射电子显微镜(STEM)在新一代高K栅介质材料的应用被引量:1

扫描透射电子显微镜(STEM)原子序数衬度像(Z-衬度像)具有分辨率高(可直接"观察"到晶体中原子的真实位置)、对化学组成敏感以及图像直观易解释等优点,成为原子尺度研究材料微结构的强有力工具。本文介绍了STEM Z-衬度像成像原理、方法及技术特点,并结合具体的高K栅介质材料(如铪基金属氧化物、稀土金属氧化物和钙钛矿结构外延氧化物薄膜)对STEM在新一代高K栅介质材料研究中的应用进行了评述。目前球差校正STEM Z-衬度的像空间分辨率已达亚埃级,该技术在高K柵介质与半导体之间的界面微结构表征方面具有十分重要的应用。对此,本文亦进行了介绍。

托贝莫来石晶体的高温相变规律研究被引量:12

通过差热分析(TGA/DSC)、X射线衍射分析(XRD)、傅里叶变换红外光谱分析(FTIR)等测试技术,对实验室制备的纯净托贝莫来石的高温相变规律进行系统的研究。DSC结果表明,托贝莫来石结构中有四个层间分子水,加热到300℃时四个层间分子水逐渐失去。当温度升高到724℃时,部分Si—O—H键断裂,失去羟基。XRD结果表明托贝莫来石晶体结构在724℃时已经破坏,衍射峰基本消失,煅烧后的样品为无定形的非晶态。当温度持续升高到861℃时,发生晶型重构,硅灰石晶体出现,结构转变为有序的、稳定的晶体结构。当温度到达1 000℃的时候,完全转变为2M型硅灰石晶体结构。托贝莫来石的高温相变经历了"托贝莫来石→脱水托贝莫来石→脱羟基托贝莫来石→硅灰石"一系列转变过程。

The multiferroic properties of Bi Fe O3-based ceramics were improved through optimizing their sintering method and doping with certain rare earth elements in pure Bi Fe O3. Some methods, especially liquid-phase sintering method has largely decreased the densities of oxygen vacancies and Fe2in Bi Fe O3-based ceramics, and thus their resistivity became high enough to measure the saturated polarization and the large piezoelectric d33 coefficient under the high electric field of [150 k V/cm. Besides,multiferroic properties were improved through the rare earth elements' doping in pure Bi Fe O3. Magnetization commonly increases with the proportional increase of Nd,La, Sm and Dy contents up to *30 %, while ferroelectric phase can transform to paraelectric phase at a certain proportion. An improved magnetoelectric coupling was often observed at ferroelectric phase with a relatively large proportion. Besides, an enhanced piezoelectric coefficient is expected in Bi Fe O3-based ceramics with morphotropic phase boundaries as they are already observed in thin epitaxial Bi Fe O3 films.

Structural,spectroscopic,and dielectric characterizations of Mn-doped 0.67BiFeO_(3)-0.33BaTiO_(3)multiferroic ceramics被引量:2

0.67BiFeO_(3)-0.33BaTiO_(3)multiferroic ceramics doped with x mol%MnO_(2)(x=2-10)were synthesized by solid-state reaction.The formation of a perovskite phase with rhombohedral symmetry was confirmed by X-ray diffraction(XRD).The average grain sizes were reduced from 0.80mm to 0.50mm as increasing the Mn-doped levels.Single crystalline nature of the grains was revealed by high-resolution transmission electron microscopy(HRTEM)images and electron diffraction patterns.Polar nano-sized ferroelectric domains with an average size of 9 nm randomly distributed in the ceramic samples were revealed by TEM images.Ferroelectric domain lamellae(71°ferroelectric domains)with an average width of 5 nm were also observed.Vibrational modes were examined by Raman spectra,where only four Raman peaks at 272 cm^(-1)(E-4 mode),496 cm^(-1)(A_(1)-4 mode),639 cm^(-1),and 1338 cm^(-1)were observed.The blue shifts in the E-4 and A_(1)-4 Raman mode frequencies were interpreted by a spring oscillator model.The dieletric constants of the present ceramics as a function of the Mn-doped levels exhibited a V-typed curve.They were in the range of 350-700 measured at 10^(3)Hz,and the corresponding dielectric losses were in range of 0.43-0.96,approaching to 0.09 at 10^(6)Hz.
